This is quite difficult... What do you define as monster? Something grotesque, Something non human, Cos non human is VERY broad and we could include things like evil robots etc? If so id have Hal, and terminators!
In the true definition of "monster" Im going to make a creature feature list!
1)Alien - Anyone who saw the film for the first time between the ages of 10-30, In a dark room, Alone OR with friends, Pooed themselves, ALOT. Simply the scariest thing ever. Has been made VERY mundane by the AVP movies, but nontheless, nothing will ever top it.
2)Count Orlock - Ok, so nosforatu nowadays, is the classic film, many people look at and think, WOW thats a joke, how is that scary? You go back to 1922, watch the premiere , were women and men feinted and tell me it was not one of the most horrorfying monsters of its generation. The Evil bald vampire with big nails, if you still watch it now alone, Can get a little creepy, And thats saying something, on accounts of it being 80+ years old!
3)Godzilla - it has to be, the big radioactive mutant than chomps everyone up. Nomnom, Maybe not scary, But one of the greats for sure!
4) Freddy Krueger - Never loved him, but thought the idea of the character was horrorfying. He walks into your childrens dreams, and kills them. What the hell are you gunna do about it?!
5)The thing - Ok, it can change into ANYTHING, you can set it on fire, and it just runs away and then comes back annoyed. You can chop off its head, that grows feet and then runs away, comeing back annoyed. It makes your pet dog turn into a tenticled beast. It can mimick any human so well, that you cant tell who is who anymore, and it has the ability to play mind games, and turn people against people.
I really wanted to put that big giant Lizard turtle thing in, And Giant octopuss and mega shark, but as they were all kind of rubbish, i thought better!

pretty wide definition, yes... we would include all of your five under it...
non-human and/or unnatural creature all fit in... as do machines...
but the general idea is that they all have to be "evil" as in attacking humans (or whatever species the "good guys" are) or definetly inhuman/unnatural...

I like my list how it is in that case, inspite of no Hal 9000, im sure someone else will do him anyway

Been there done that , got the T shirt lol ... not so scary.
I would have to say the T-Rex in Jurassic park scared the crap out of me.
Then from the movie 13 Ghosts
12. The Juggernaut - The Juggernaut is the ghost of a serial killer named Horace "Breaker" Mahoney.
Standing seven feet tall, he was of such grotesque height and appearance that everyone ostracized him as a child. His mother abandoned him at birth, so his father raised him - putting him to work in the junkyard crushing old cars. After his father died, Horace was left on his own, and soon went mad. He would pick up female hitchhikers and drive them back to his junkyard, then tear them apart with his bare hands and feed them to his dogs. One day he picked up an undercover female police officer, who called for backup, for a SWAT team to surround the junkyard. Since close combat was impossible, the police instead struck the yard, and arrested the giant. However, Horace broke free from the cuffs, and three officers lost their lives. Quickly, five SWAT officers, took out their guns and brought Horace down in a hail of bullets. When he finally went down, they shot an extra round into him, just to be safe. His ghost still shows bullet holes all over his clothing, and the round that finished him.
Pinhead – The star of the Hellraiser films,
and Jaws scared me when I was a kid ... watching it in a drive in on Cape Cod , close to where it was filmed.
